Solar: Free, non-polluting, low infrastructure cost
Hydro: Free, non-polluting, high infrastructure cost (Dams)
Thermal: Free, non-polluting, moderate infrastructure cost (Thermal power plants)
Wind: Free, non-polluting, moderate infrastructure cost (wind turbines)
Oil and Natural Gas: Free, polluting, high infrastructure cost (oil rigs, mining equipment for fracking etc.)
Man-made:
Nuclear: Free, polluting (due to radioactive waste), high infrastructure cost (reactors)
According to me, Solar is the most cost effective of the listed options, with the least infrastructure cost, and environmental degradation.
